Allgemeine Beschreibung Für die Ausstattung des neuen Reinraums wird ein spezifischer Maschinenpark zur Herstellung, Bearbeitung und Integration von Mikro und Nanosystemen und verwandten Quantentechnologien beschafft. Im Rahmen dieser Ausschreibung werden Anlagen für eine klassische Mikrostrukturierungsprozesskette für den Reinraum be-schafft.
Geplant ist eine reaktive Ionenätzanlage (RIE) mit induktiv gekoppeltem Plasma (ICP) zum Ätzen von Siliziumsubstraten oder -schichten. Die Ausschreibung umfasst lediglich die spezifizierte Anlage, die dafür benö-tigten Medien und Peripherien werden vom DLR separat bereitgestellt.
DRIE-Anlage / Beschreibung Zum Ätzen tiefer Strukturen in Silizium wird eine Anlage zum reaktiven Ionentiefenätzen (deep reactive ion et-ching DRIE) benötigt. Mit diesem Verfahren sollen Strukturen mit hohem Aspektverhältnis in Si Substrate oder Si Schichten auf 100 mm und 150 mm Wafern mittels Lack- und Hartmasken geätzt werden.
